技術說明

本發明關於一種功率模組，包括氮化鎵電晶體、NMOS電晶體、第一電容、第一二極體及第二二極體。NMOS電晶體與氮化鎵電晶體電性連接。第一電容的負極與第一二極體的陽極以及氮化鎵電晶體的閘極電性連接。第二二極體的陰極與NMOS電晶體的閘極電性連接。其中，功率模組更包括功率模組控制端，且功率模組控制端與第一電容的正極及第二二極體的陽極電性連接。 A power module, which includes: a GaN transistor, an NMOS transistor, a first capacitor, a first diode and a second diode. The NMOS transistor is electrically connected to the GaN transistor. An negative electrode of the first capacitor is electrically connected to a anode of the first diode and a gate of the GaN transistor. A cathode of the second diode is electrically connected to a gate of the NMOS transistor. Wherein, the power module further includes a power module control terminal electrically connected to an anode of the first capacitor and an anode of the second diode.
